The BESI Datacon 8800 Advanced flip chip bonder platform runs mass reflow, thermal compression bonding and multi-die assembly applications. Built on the proven 8800 foundation, it features a new motion control architecture, higher computing power and enhanced trajectory control to cut latency and tighten process windows. The platform switches between face-down flip chip and face-up non-flip bonding via recipe control. Different package designs can be handled without mechanical changeover.
Placement accuracy is configurable in three tiers: ±5 µm, ±3 µm or ±2 µm @ 3σ. Throughput peaks at 10,000 UPH in mass reflow flip chip mode, subject to application. It accepts face-down dies from 0.3 mm to 30 mm (40 mm with optional kit), face-up dies from 2.5 mm to 25 mm, and die thickness from 50 µm to 3 mm. The platform processes 8-inch to 12-inch wafers mounted on wafer frames, plus strip, boat and panel substrates up to 340 mm.
The Advanced designation covers three distinct configurations under the same 8800 platform: FC QUANTUM advanced for mass reflow flip chip, CHAMEO advanced for multi-chip and fan-out wafer-level packaging, and TC advanced for thermo-compression bonding in 2.5D/3D and TSV applications. All three share the same core motion and control platform but differ in bond head, fluxing system, and process control capabilities.

The Datacon 8800 Advanced is not a single machine — it is a platform with three distinct process variants, multiple accuracy grades, and a wide range of bond force and handling options. Two units under the same model name can differ enough to make or break a process match. The practical takeaway for buyers: identify the variant first, then verify accuracy grade, bond head, and substrate handling against your actual production requirements. The platform's strength is its flexibility, but that same flexibility means a used unit has to be evaluated on its specific configuration, not just its model number.
